Fatigue-free La-modified PbTiO3 thin films prepared by pulsed-laser deposition on Pt/Ti/SiO2/Si substrates

Abstract

The fatigue behavior and ferroelectric properties of La-modified PbTiO3 (PLT) films was investigated. It was found that the PLT capacitors did not show any significant fatigue up to 3 × 109 read/write switching cycles at a frequency of 1 MHz and a switching voltage of 5 V.
