Growth and properties of new wide-gap quantum well structures: Zn1-xMnxSe/Zn1-yCdySe

Abstract

We report the MBE growth and characterization of a new system of wide-gap II-VI heterostructures: Zn1-xMnxSe/Zn 1-yCditySe. We have grown single and multiple quantum well structures as well as superlattices with low lattice mismatch (≤0.3%) and with good interface quality for x≤0.30, y≤0.25. All these structures show robust confinement effects and efficient excitonic luminescence in the blue-green spectral region. Magneto-optical measurements yield a valence band offset of 30±5 meV.
