Abstract
The use of balanced photodetectors with top-illuminated, charge-compensated uni-traveling-carrier (UTC) photodiode structure was discussed. It was found that UTC photodiodes have achieved high saturation power and speed operation owing to the reduced space charge density and short electron transit time. It was observed that large-signal optical heterodyne setup characterized the fabricated balanced photodetectors. The results show that these devices can be used in high power and high frequency analog optical links to improve the link performance.
