Abstract

We report short-multimode waveguide evanescently-coupled balanced photodetectors with fully-depleted (PIN) and partially-depleted (PDA) absorber. These devices have the advantages of broad bandwidth, high saturation current, simple fabrication technology and potential high responsivity.
